The file is `schg' (marked as immutable).
Use chflags to remove the special flags from all the files that cannot be
removed. For instance, before I 'make buildworld', I use:
# cd /usr/obj
# chflags -R noschg *
# /bin/rm -fr *
to clean up my /usr/obj tree.
